Abstract:
以大功率变换器中的快恢复二极管(FRD)为研究对象,有效利用物理模型和功能模型的优点,提出一种新的FRD复合模型.在集总电荷模型基础上增加电流过渡阶段和拖尾电流阶段,精确描述反向恢复过程;正向恢复过程考虑器件引线所产生的电感效应,完善暂态正向过电压.模型在Matlab软件中实现,仿真结果与器件技术手册参数数据、测试波形的对比表明该模型能精确描述FRD开关暂态特性.
